Abstract
The Schottky Superlattice Barrier (GaAs/AlAs) Varactor is shown to offer significant advantages over the conventional Schottky varactor for nonlinear transmission line (NLTL) applications. Two NLTLs were designed with 4 ps and 2 ps fall (or rise) times. Simulation results are also presented.
